Optical spectra of InAs quantum dots in InGaAs/GaAs quantum wells
Abstract
Optical properties of InAs quantum dots in InGaAs wells are probed using roomtemperature photocurrent (PC) and electroluminescence (EL) spectroscopy. The EL spectra of the embedded InAs dots revealed wellresolved narrowspaced peaks. Comparison with the PC results showed that the narrow spacing of the EL peaks is not due to Fabry–Perot modes nor due to quantum dot energy transitions. The occurrence of the peaks are attributed to stimulated multiple phonon emission involving both InAs longitudinal optic (LO) and longitudinal acoustic (LA) phonons.
