Photocurrent and electroluminescence spectra of InAs/GaAs quantum dots

Abstract

Photocurrent (PC) and electroluminescence (EL) spectroscopy were performed on InAs/GaAs quantum dot and dot-in-a-well p-i-n devices. A blue-shifted photocurrent peak relative to the electroluminescence peak was revealed for the quantum dot p-i-n sample whereas a red-shifted PC peak was revealed for the dot-in-a-well device. Additional PC experiments showed that the blue-shift was not electric field-induced. The observed different energy shifts are explained in terms of dot size distribution and favored electron-hole recombination sites.
